A Fully Integrated Power Amplifier Module with Bias Controller to Tackle 5G mMIMO Basestation Applications at 3.5GHz

This presentation deals with the design of a Doherty PA Module (PAM) using 50V GaN technology in a 50Ohm in/out matched environment, including a bias controller IC. An overview of what is inside the PAM and especially why, including interactions and boundaries from a multitude of interdisciplinary fields will be given, followed by a deeper dive into technical focus topics, key challenges and key learnings supported by simulated and measured performance. The talk will be illustrated by considering a high efficiency Doherty PAM with the following measured performance: >46% line-up efficiency for 400MHz iBW with -48dBc ACLR after Digital Pre-Distortion (DPD) at 39dBm average power.
